Simulation of Self-Assembly of Quantum Dots in Superlattices

چکیده
The self-organization of three dimensional quantum dot superlattices that spontaneously form during heteroepitaxial growth is investigated by using a three dimensional kinetic model. The model predictions show that the multilayer arrays of quantum dots can be fully or partially aligned vertically, or completely misaligned with respect to the buried islands, depending on the thickness of the spacer layer. In particular, there is a growth window in which a nearly uniform and regular array of dots is arranged in a squared lattice with an alternating stacking sequence; namely, the A-B-A-B stacking sequence.

In this paper, the nonlinear rate equations governing a quantum dot laser isused to simulate the transient as well as the steady-state behaviors of the laser.Computation results show that the rate equations are capable of simulating true behaviorof a quantum dot laser. Then, the pump rates of the rate equations (which show indirectelectrical pumping of the quantum dots through a wetting layer) ...

The feature size of conventional electronic devices has already fallen below the acoustic phonon mean free path (MFP) in silicon, which is estimated to be 50 nm – 300 nm at room temperature. The lateral dimensions of nanowires and the size of quantum dots in quantum dot superlattices (QDS) fabricated by different self-assembly techniques are approaching the wavelength of a dominant phonon mode,...

Raman scattering measurements were carried out in self-organized Ge quantum dot superlattices. The samples consisted of 25 periods of Ge quantum dots with different dot sizes sandwiched by 20 nm Si spacers, and were grown using solid-source molecular-beam epitaxy. Optical phonon modes were found to be around 300 cm, and a dependence of the Raman peak frequency on the size of dots was evidenced ...

Q uantum dots (nanocrystals) have found applications in transistors, medical imaging, and solar cells, since they have band gaps that can be tuned into the far infrared region. This tuning is typically difficult to achieve with traditional semiconductor materials. The band gap tuning and self-assembly into a variety of large two-dimensional & three-dimensional superlattices makes them ideally su...
